\u4e00\u822c\u96fb\u8def\u677f\u4e0a\u7684IC\u5c01\u88dd\u96f6\u4ef6\u90fd\u6703\u5b9a\u7fa9\u5176 MSL(Moisture Sensitivity Level\uff0c\u6fd5\u654f\u7b49\u7d1a)\uff0c\u53ef\u662f\u6709\u8a31\u591a\u7684\u670b\u53cb\u4f3c\u4e4e\u9084\u662f\u4e0d\u592a\u77ad\u89e3MSL\u7684\u76ee\u7684\u53ca\u5176\u5b9a\u7fa9\u3002<\/font><\/p>\n

\u9996\u5148\uff0c\u6211\u5011\u8981\u77e5\u9053MSL\u5206\u985e\u7684\u76ee\u7684\u4e3b\u8981\u5728\u907f\u514d\u5c01\u88dd\u96f6\u4ef6\uff08\u4e00\u822c\u6307IC\u5c01\u88dd\u96f6\u4ef6\uff09\u6d41\u7d93\u300cReflow oven(\u56de\u710a\u7210)<\/a>\u300d\u6642\u5feb\u901f\u5347\u6eab\u5f8c\u4e0d\u6703\u9020\u6210\u96f6\u4ef6\u300c\u5206\u5c64\u6548\u61c9(Delamination)\u300d\u7522\u751f\u3002<\/font><\/p>\n

\u9019\u662f\u56e0\u70baIC\u5c01\u88dd\u96f6\u4ef6\u5167\u8a2d\u8a08\u6709\u5c0e\u7dda\u67b6(Lead-frame)\u5f9e\u96f6\u4ef6\u7684\u5167\u90e8\u4e00\u76f4\u5ef6\u4f38\u5230\u5176\u5916\u90e8\uff0clead-frame\u8207IC\u672c\u9ad4\u7684\u7d50\u5408\u8655\u4e5f\u901a\u5e38\u662fIC\u5c01\u88dd\u4e0a\u4e0b\u6a21\u5177\u7684\u63a5\u5408\u8655\uff0c\u6703\u6bd4\u8f03\u5bb9\u6613\u51fa\u73fe\u5c01\u88dd\u7684\u7e2b\u9699(gap)\uff0c\u5982\u679c\u8b93\u9019\u6a23\u7684\u96f6\u4ef6\u66b4\u9732\u65bc\u5927\u6c23\u74b0\u5883\u4e0b\uff0c\u6fd5\u6c23\u5c31\u6709\u53ef\u80fd\u6703\u5f9e\u9019\u4e9b\u7e2b\u9699\u9032\u5165\u5230\u5c01\u88dd\u96f6\u4ef6\u7684\u5167\u90e8\uff0c\u7576\u96f6\u4ef6\u5feb\u901f\u9032\u5165\u9ad8\u6eab\u74b0\u5883\u4e0b\u7684\u6642\u5019\uff0c\u5c31\u6703\u56e0\u70ba\u6c34\u6c23\u7684\u81a8\u8139\uff08\u71b1\u8139\u51b7\u7e2e\uff09\u800c\u628a\u5c01\u88dd\u96f6\u4ef6\u6490\u958b\u9020\u6210\u5206\u5c64(de-lamination)\u7684\u7f3a\u5931\u3002\u53e6\u5916BGA\u96f6\u4ef6\u7684\u5206\u5c64\u73fe\u8c61\u901a\u5e38\u5f9ePCB(\u8f09\u677f)\u8207\u5c01\u81a0\u4e4b\u9593\u525d\u96e2\uff0c\u56e0\u70ba\u9019\u500b\u5730\u65b9\u4e5f\u662f\u81a0\u5408\u6700\u8106\u5f31(weak)\u7684\u5730\u65b9\u3002<\/font><\/p>\n

\u65e2\u7136\u5206\u5c64\u662f\u56e0\u70ba\u6fd5\u6c23\u9032\u5165\u5c01\u88dd\u96f6\u4ef6\uff0c\u7136\u5f8c\u7d93\u9ad8\u6eab\u5f8c\u81a8\u8139\u6240\u9020\u6210\uff0c\u90a3\u9ebc\u53ea\u8981\u96f6\u4ef6\u6c92\u6709\u6fd5\u6c23\u5165\u4fb5\u7684\u98a8\u96aa\uff0c\u6216\u662f\u96f6\u4ef6\u4e0d\u9700\u8981\u7d93\u904e\u9ad8\u6eab\uff0c\u90a3\u9ebc\u9019\u4e9b\u96f6\u4ef6\u5c31\u4e0d\u6703\u6709\u5206\u5c64\u7684\u98a8\u96aa\uff0c\u4e5f\u5c31\u4e0d\u9700\u8981\u5b9a\u7fa9\u5176MSL\uff0c\u4e5f\u6c92\u6709MSL\u7ba1\u63a7\u7684\u5fc5\u8981\u3002\u6240\u4ee5\uff0c\u4e00\u822c\u7684\u96fb\u963b\u3001\u96fb\u5bb9\u3001\u96fb\u611f\u7b49\u96f6\u4ef6\u662f\u6c92\u6709MSL\u5b9a\u7fa9\u7684\uff0c\u4f46\u6fd5\u6c23\u53ef\u80fd\u6703\u5f15\u8d77\u6c27\u5316\u554f\u984c\uff0c\u9019\u500b\u4e4b\u5f8c\u6703\u518d\u8a0e\u8ad6\u3002<\/font><\/p>\n

\u81f3\u65bc\u67d0\u4e9b\u4e0d\u9700\u7d93\u904eReflow\u4f46\u9808\u7d93\u904e \u300cWave solder(\u6ce2\u710a)<\/a>\u300d\u7684\u96f6\u4ef6\uff0c\u9700\u4e0d\u9700\u8981\u5b9a\u7fa9\u5176MSL\uff1f\u500b\u4eba\u89ba\u5f97\u61c9\u8a72\u60f3\u4e00\u4e0b\u6ce2\u710a\u662f\u5426\u6709\u9ad8\u6eab\uff1f\u96f6\u4ef6\u662f\u5426\u6709\u6a5f\u6703\u88ab\u6fd5\u6c23\u5165\u4fb5\uff1f\u5982\u679c\u7b54\u6848\u90fd\u662f\u300cYes\u300d\uff0c\u90a3\u5c31\u8981\u5b9a\u7fa9MSL\u3002<\/font><\/p>\n
