size=\"4\">\u5de5\u4f5c\u718a\u9019\u908a\u6574\u7406\u4e86\u5e7e\u500bBGA\u6676\u7247(\u82af\u7247)\u690d\u7403\u7684\u65b9\u6cd5\u7d66\u5927\u5bb6\u53c3\u8003\uff0c\u7576\u7136\u5404\u5bb6\u90fd\u6703\u6709\u4e9b\u81ea\u5df1\u7684\u5c0f\u6487\u6b65\uff0c\u5982\u679c\u6709\u4e0d\u76e1\u5b8c\u5584\u7684\u5730\u65b9\uff0c\u6b61\u8fce\u5927\u5bb6\u63d0\u51fa\u4f86\u8a0e\u8ad6\uff1a<\/font><\/p>\n<p><!--more--><\/p>\n<p><font size=\"4\"><em>\u984c\u5916\u8a71\uff1a\u81f3\u65bc\u8a72\u53eb\u505a\u300c\u6676\u7247\u300d\u6216\u300c\u82af\u7247\u300d\uff0c\u500b\u4eba\u89ba\u5f97\u5169\u8005\u90fd\u8aaa\u5f97\u901a\uff0c\u6676\u7247\u662f\u5f9e\u6750\u6599\u4f86\u505a\u7ffb\u8b6f\uff0c\u800c\u82af\u7247\u5247\u5f9e\u662f\u529f\u80fd\u4f86\u7ffb\u8b6f\u3002\u300c\u6676\u7247\u300d\u6216\u300c\u82af\u7247\u300d\u7684\u82f1\u6587\u5b57\u662f\u300cchip\u300d\uff0c\u6709\u5c0f\u788e\u584a\u3001\u7d30\u7247\u7684\u610f\u601d\uff0c\u901a\u5e38\u7528\u4f86\u6307\u5f9e\u4e00\u500b\u6574\u9ad4\u5206\u5272\u51fa\u4f86\u7684\u5c0f\u584a\uff0c\u5982\u5f9e\u99ac\u9234\u85af\u5207\u6210\u7684\u85af\u689d\u3002\u800cchip\u5c31\u662f\u5f9e\u6676\u5713(wafer) \u5207\u5272\u51fa\u4f86\u8f09\u6709\u7a4d\u9ad4\u96fb\u8def\u7684\u5c0f\u584a\uff0c\u4eba\u5bb6\u82f1\u6587\u53ea\u8aaa\u662fchip\uff0c\u524d\u7db4\u5247\u662f\u4e2d\u6587\u81ea\u5df1\u4e0a\u53bb\u7684\uff0c\u6240\u4ee5\u4f60\u8981\u8aaa\u5b83\u662f\u300c\u6676\u7247\u300d\u6216\u300c\u82af\u7247\u300d\u61c9\u8a72\u90fd\u662f\u8aaa\u5f97\u901a\u7684\u3002<\/em><\/font><\/p>\n<p><font face=\"\u5fae\u8edf\u6b63\u9ed1\u9ad4\">\u4e00\u822c\u5efa\u8b70\u4f7f\u7528BGA\u7dad\u4fee\u5c08\u7528\u6a5f\u4f86\u5c07BGA\u9846\u7c92\u5f9ePCB\u4e0a\u79fb\u9664\u3002\u4e0d\u5f97\u5df2\u7684\u8a71\u624d\u7528\u71b1\u98a8\u69cd\u5439\u4e0b\u4f86\uff0c\u56e0\u70ba\u4f7f\u7528\u71b1\u98a8\u69cd\u52a0\u71b1\u7684\u4f4d\u7f6e\u53ca\u6642\u9593\u90fd\u4e0d\u5bb9\u6613\u63a7\u5236\uff0c\u5f88\u5bb9\u6613\u640d\u50b7BGA\u53caPCB\uff0c\u6709\u6642\u5019\u5916\u89c0\u770b\u4e0d\u51fa\u554f\u984c\uff0c\u4f46\u5167\u88e1\u53ef\u80fd\u5df2\u7d93\u640d\u50b7\u3002<\/font><\/p>\n<\/blockquote>\n<p align=\"justify\"><font color=\"#0000ff\" size=\"5\"><strong><em>2\u3001\u53bb\u9664BGA\u5e95\u90e8\u710a\u76e4\u4e0a\u7684\u6b98\u7559\u710a\u932b\u4e26\u6e05\u6d17<\/em><\/strong><\/font><\/p>\n<blockquote>\n<p align=\"justify\"><font \/>\u4e00\u822c\u60c5\u6cc1\u63a1\u7528\u9ad8\u9ecf\u5ea6\u7684\u52a9\u710a\u5291\uff0c\u52a9\u710a\u818f\u53ef\u4ee5\u8d77\u5230\u9810\u9ecf\u56fa\u548c\u52a9\u710a\u7684\u4f5c\u7528\uff0c\u61c9\u4fdd\u8b49\u5370\u5237\u5f8c\u52a9\u710a\u5291\u5716\u5f62\u6e05\u6670\u3001\u4e0d\u6f2b\u6d41\u3002\u6709\u6642\u4e5f\u53ef\u4ee5\u63a1\u7528\u5c0f\u92fc\u677f\u624b\u52d5\u5370\u5237\u932b\u818f\u4f86\u4ee3\u66ff\uff0c\u63a1\u7528\u932b\u818f\u4f5c\u696d\u6642\u932b\u818f\u7684\u91d1\u5c6c\u7d44\u6210\u6210\u4efd\u61c9\u8207\u710a\u7403\u7684\u91d1\u5c6c\u6210\u4efd\u76f8\u5339\u914d\u3002\u932b\u818f\u5370\u5237\u6642\u9700\u63a1\u7528BGA\u5c08\u7528\u5c0f\u92fc\u677f\uff0c\u92fc\u677f\u539a\u5ea6\u8207\u958b\u53e3\u5c3a\u5bf8\u8981\u6839\u64daBGA\u7403\u5f91\u548c\u7403\u8ddd\u4f86\u78ba\u8a8d\uff0c\u6700\u597d\u8207SMT\u7684\u92fc\u677f\u4e00\u81f4\uff0c\u932b\u818f\u5370\u5237\u5b8c\u7562\u5fc5\u9808\u6aa2\u67e5\u5370\u5237\u54c1\u8cea\uff0c\u5982\u4e0d\u5408\u683c\uff0c\u5247\u5fc5\u9808\u6e05\u6d17\u5f8c\u91cd\u65b0\u5370\u5237\u3002<\/font><\/p>\n<\/blockquote>\n<p align=\"justify\"><font color=\"#0000ff\" size=\"5\"><strong><em>4\u3001\u9078\u64c7\u710a\u7403<\/em><\/strong><\/font><\/p>\n<blockquote>\n<p align=\"justify\"><font size=\"4\" face=\"\u5fae\u8edf\u6b63\u9ed1\u9ad4\">\u9078\u64c7\u710a\u7403\u6642\uff0c\u8981\u8003\u616e\u710a\u7403\u7684\u5408\u91d1\u6750\u6599\u96e8\u7403\u5f91\u7684\u5c3a\u5bf8\uff0c\u6700\u597d\u8207BGA\u539f\u5148\u7684\u710a\u7403\u5927\u5c0f\u53ca\u5408\u91d1\u6210\u4efd\u90fd\u8981\u4e00\u81f4\u3002\u76ee\u524d\u7121\u925b\u7684BGA\u710a\u7403\u7684\u710a\u6599\u4e00\u822c\u90fd\u662fSAC305\uff0c\u8207\u76ee\u524d\u56de\u6d41\u710a\u6240\u4f7f\u7528\u7684\u6750\u6599\u662f\u4e00\u81f4\u7684\u3002\u710a\u7403\u5c3a\u5bf8\u7684\u9078\u64c7\u4e5f\u5f88\u91cd\u8981\uff0c\u5982\u679c\u4f7f\u7528\u9ad8\u9ecf\u5ea6\u7684\u52a9\u710a\u5291\uff0c\u53ef\u4ee5\u9078\u64c7\u8207BGA\u5143\u4ef6\u710a\u7403\u76f4\u5f91\u76f8\u540c\u7684\u710a\u7403\uff1b\u5982\u679c\u4f7f\u7528\u932b\u818f\uff0c\u5247\u61c9\u9078\u64c7\u8207BGA\u5143\u4ef6\u539f\u672c\u710a\u7403\u76f4\u5f91\u7a0d\u5c0f\u4e00\u9ede\u7684\u710a\u7403\uff0c\u56e0\u70ba\u932b\u818f\u6703\u589e\u52a0\u710a\u7403\u7684\u76f4\u5f91\u3002<\/font><\/p>\n<\/blockquote>\n<p align=\"justify\"><font color=\"#0000ff\" size=\"5\"><strong><em>5\u3001BGA\u690d\u7403<\/em><\/strong><\/font><\/p>\n<blockquote>\n<p align=\"justify\"><font size=\"4\" face=\"\u5fae\u8edf\u6b63\u9ed1\u9ad4\"><strong><em>5.1 \u63a1\u7528\u690d\u7403\u5668\u6cd5\uff08\u6b63\u898f\u7684\u65b9\u6cd5\uff09<\/em><\/strong><\/font><\/p>\n<p align=\"justify\"><font face=\"\u5fae\u8edf\u6b63\u9ed1\u9ad4\">\u5982\u679c\u6709\u690d\u7403\u5668(\u53f0)\uff0c\u9078\u64c7\u4e00\u584a\u8207BGA\u710a\u76e4\u5339\u914d\u7684\u5c0f\u92fc\u677f\uff0c\u92fc\u677f\u7684\u958b\u5b54\u5c3a\u5bf8\u61c9\u6bd4\u710a\u7403\u76f4\u5f91\u5927\u7d040.05~0.1mm\uff0c\u73fe\u5728\u53ea\u8981\u628aBGA\u932b\u7403\u7684\u898f\u683c\u7d66\u92fc\u677f\u5ee0\u5546\uff0c\u4ed6\u5011\u5c31\u77e5\u9053\u8a72\u958b\u591a\u5927\u7684\u5b54\u4e86\uff0c\u4e5f\u6709\u4e00\u4e9b\u73fe\u6210\u7684\u5c0f\u92fc\u677f\u53ef\u4ee5\u8cfc\u8cb7\u3002<\/font><\/p>\n<p align=\"justify\"><font size=\"4\" face=\"\u5fae\u8edf\u6b63\u9ed1\u9ad4\">\u690d\u7403\u6642\u5c07\u710a\u7403\u5747\u52fb\u5730\u6492\u5728\u92fc\u677f\u4e0a\uff0c\u6416\u6643\u690d\u7403\u5668\uff0c\u628a\u591a\u9918\u7684\u710a\u7403\u5f9e\u92fc\u677f\u4e0a\u6efe\u5230\u690d\u7403\u5668\u7684\u710a\u7403\u6536\u96c6\u69fd\u4e2d\uff0c\u8b93\u92fc\u677f\u4e0a\u7684\u6bcf\u500b\u6f0f\u5b54\u4e2d\u90fd\u4fdd\u7559\u6709\u4e00\u500b\u710a\u7403\uff0c\u6709\u4e9b\u6c92\u6709\u6536\u96c6\u69fd\u7684\u5c31\u5728\u4e00\u500b\u6bd4\u690d\u7403\u5668\u5927\u4e00\u9ede\u7684\u5bb9\u5668\u4f5c\u696d\uff0c\u9019\u6a23\u53ef\u4ee5\u5c07\u65b9\u4fbf\u6536\u96c6\u591a\u9918\u7684\u710a\u7403\uff0c\u628a\u690d\u7403\u5668\u653e\u7f6e\u5728\u5de5\u4f5c\u53f0\u4e0a\uff0c\u7528\u771f\u7a7a\u5438\u5634\u5438\u53d6\u5df2\u7d93\u5370\u597d\u52a9\u710a\u5291\u6216\u710a\u818f\u7684BGA\u5143\u4ef6\u7684\u80cc\u9762\uff08\u6c92\u6709\u710a\u76e4\u7684\u90a3\u9762\uff09\uff0c\u7136\u5f8c\u5c07BGA\u5143\u4ef6\u5c0d\u6e96\u8cbc\u88dd\u5230\u5df2\u7d93\u6709\u710a\u7403\u5c31\u5b9a\u4f4d\u7684\u690d\u7403\u5668(\u5857\u6709\u52a9\u710a\u5291\u9762\u671d\u4e0b\u5c0d\u6e96\u710a\u7403)\uff0c\u7136\u5f8c\u5c07BGA\u5143\u4ef6\u5438\u8d77\u4f86\uff0c\u85c9\u8457\u52a9\u710a\u5291\u6216\u932b\u818f\u7684\u9ecf\u6027\uff0c\u710a\u7403\u61c9\u8a72\u6703\u9ecf\u5728BGA\u7684\u710a\u76e4\u4e0a\u4e00\u8d77\u88ab\u5e36\u96e2\u958b\u690d\u7403\u5668\uff0c\u5c07BGA\u5143\u4ef6\u9ecf\u6709\u710a\u7403\u9762\u671d\u4e0a\u653e\u7f6e\u65bc\u5de5\u4f5c\u53f0\u4e0a\uff0c\u6aa2\u67e5\u6709\u7121\u7f3a\u5c11\u710a\u7403\u6216\u504f\u79fb\u56b4\u91cd\u7684\u5730\u65b9\uff0c\u82e5\u6709\uff0c\u7528\u9069\u7576\u5de5\u5177\u88dc\u9f4a\u710a\u7403\u3002<\/font><\/p>\n<p face=\"\u5fae\u8edf\u6b63\u9ed1\u9ad4\">\u628a\u5370\u6709\u52a9\u710a\u5291\u6216\u710a\u818f\u7684BGA\u5143\u4ef6\u653e\u7f6e\u65bc\u5de5\u4f5c\u53f0\u4e0a\uff0c\u52a9\u710a\u5291\u6216\u932b\u818f\u9762\u671d\u4e0a\u3002\u6e96\u5099\u4e00\u584a\u8207BGA\u710a\u76e4\u5339\u914d\u7684\u5c0f\u92fc\u677f\uff0c\u5c0f\u92fc\u677f\u7684\u958b\u53e3\u5c3a\u5bf8\u61c9\u6bd4\u710a\u7403\u76f4\u5f91\u59270.05\uff5e0.1\u339c\uff0c\u628a\u5c0f\u92fc\u677f\u56db\u5468\u7528\u588a\u584a\u67b6\u9ad8\u6216\u662f\u76f4\u63a5\u4f7f\u7528\u968e\u68af\u92fc\u677f\uff0c\u653e\u7f6e\u5728\u5370\u6709\u52a9\u710a\u5291\u6216\u932b\u818f\u7684BGA\u5668\u4ef6\u4e0a\u65b9\uff0c\u4f7f\u5c0f\u92fc\u677f\u8207BGA\u5143\u4ef6\u4e4b\u9593\u7684\u8ddd\u96e2\u7565\u5c0f\u65bc\u710a\u7403\u7684\u76f4\u5f91\u3002\u7136\u5f8c\u5c07\u710a\u7403\u5747\u52fb\u7684\u6492\u5728\u5c0f\u92fc\u677f\u4e0a\uff0c\u628a\u591a\u9918\u7684\u710a\u7403\u7528\u9069\u7576\u7684\u5de5\u5177\u64a5\u4e0b\u4f86\uff0c\u4f7f\u5c0f\u92fc\u677f\u7684\u8868\u9762\u6070\u597d\u6bcf\u500b\u6f0f\u5b54\u4e2d\u4fdd\u7559\u4e00\u500b\u710a\u7403\u3002\u6700\u5f8c\u79fb\u958b\u5c0f\u92fc\u677f\uff0c\u6aa2\u67e5\u7f3a\u6f0f\u6216\u504f\u79fb\u4e26\u88dc\u9f4a\u4fee\u6b63\u3002<\/font><\/p>\n<p
